【Chinese Physics B】Deposition of Cu seed layer film by supercritical fluid deposition for advanced interconnects
The deposition of a Cu seed layer film is investigated by supercritical fluid deposition (SCFD) using H2 as a reducing agent for Bis(2,2,6,6-tetramethyl-3,5- heptanedionato) copper in supercritical CO2 (scCO2). The effects of deposition temperature, precursor, and H2 concentration are investigated to optimize Cu deposition. Continuous metallic Cu films are deposited on Ru substrates at 190 °C w...

【Journal of Materials Science: Materials in Electronics】Deposition of Cu–Mn alloy film from supercritical carbon dioxide for advanced interconnects
Cu–Mn alloy films for microelectronic interconnects were deposited by H2 reduction of bis(2,2,6,6-tetramethyl-3,5-heptanedionato)-copper(II) [Cu(tmhd)2] and bis(penta-methylcyclopentadienyl)-manganese [Mn(pmcp)2] in supercritical carbon dioxide (scCO2). 20-nm thick and continuous Cu–Mn films with a smooth surface were deposited at the temperature of 210 °C. Manganese was found to be segregate...

【Applied Surface Science】Ultrathin Mo/MoN Bilayer Nanostructure For Diffusion Barrier Application Of Advanced Cu Metallization
Ultrathin Mo (5 nm)/MoN (5 nm) bilayer nanostructure has been studied as a diffusion barrier for Cu metallization. The Mo/MoN bilayer was prepared by magnetron sputtering and the thermal stability of this barrier is investigated after annealing the Cu/barrier/Si film stack at different temperatures in vacuum for 10 min. The failure of barrier structure is indicated by the abrupt increase in shee...

【63 Advanced Materials Interfaces】 Programmable actuation of porous poly(ionic liquid) membranes by aligned carbon nanotubes
A porous composite membrane, combined poly(ionic liquids) with aligned carbon nanotubes that shows anisotropic actuation toward organic solvent is developed. The membrane actuator shows rapid and reversible actuation in response to acetone vapor as well as improved conductivity. These properties allow the composite membrane to be organic solvent‐induced actuator as well as a power switch.

【67 Advanced Materials】 Hierarchically arranged helical fiber actuators derived from commercial cloth
The first hygroscopically tunable cloth actuator is realized via impregnation of a commercial cloth template by a three dimensionally (3D) nanoporous polymer/carbon nanotube hybrid network. The nanoporous hybrid guarantees diffusion of water into the cloth actuator and amplifies the deformation scale. The cloth actuators are mechanically stable with high tensile strength. Because the commercial co...

【10 Polymers for Advanced Technologies】 Effect of nanosized carbon black on thermal stability and flame retardancy of polypropylene/carbon nanotubes nanocomposites
Nanosized carbon black (CB) was introduced into polypropylene/carbon nanotubes (PP/CNTs) nanocomposites to investigate the effect of multi‐component nanofillers on the thermal stability and flammability properties of PP. The obtained ternary nanocomposites displayed dramatically improved thermal stability compared with neat PP and PP/CNTs nanocomposites. Moreover, the flame retardancy of resultan...
